Hmmmm... I can't decide on one, so I'll give a top 3.
The Beast, from Homeworld Cataclysm
Kind of like The Flood and Necromorphs, but way more intelligent, fuses organics to machines instead of just using organics and they can infect ships with a badass particle beam that jumps from ship-to-ship like chain lightning. Who doesn't love a good chorus of screams?

Andrei the Tzimisce Elder, from VTMB
Ancient centuries-old vampire who crafts flesh like putty and has a giant murder dungeon full of horrifying fleshy monstrosities. Also a lovably cocky asshole, as one would expect out of someone who has basically been a living embodiment of fear and revulsion for centuries.
